Shinko Electric Industries(6967.JP)

▶ Unimicron Says Intel’s EMIB-T Will Not Reach Mass Production Until 2027, Intensifying Advanced Packaging Rivalry
- With TSMC’s CoWoS capacity still tight, Unimicron said Intel’s EMIB-T advanced packaging platform is unlikely to enter full-scale mass production before 2027.
- According to customer feedback, the main reasons customers are considering switching from CoWoS to EMIB-T are lower costs and improved performance.
- Unimicron expects these customers to remain with EMIB-T for three product generations, pointing to sustained market demand for long-term alternatives to CoWoS.
- A key difference between CoWoS and EMIB-T is whether an expensive interposer is required, which could result in a price gap of as much as 40–50%.
- EMIB-T is viewed as a particularly attractive option for cost-sensitive customers developing ASICs and CPU-based AI chips.
- Unimicron sees EMIB-T not as a technology dedicated to a particular customer, but as part of an advanced packaging portfolio that, alongside CoWoS, can address customer- and product-specific requirements.
- EMIB-T-related investment accounts for less than 10% of Unimicron’s total capital expenditure. Equipment dedicated exclusively to the platform represents only 15–20% of that amount, while the remainder consists of general-purpose equipment that can be reallocated as customer demand changes.
- EMIB-T remains an early-stage platform, with rapid ramp-up and yield improvement currently the key priorities.
- The customer is providing some profit-protection mechanisms during the ramp-up period. As yields improve, suppliers could benefit from more stable profitability, higher revenue, and better equipment utilization.
- Unimicron, Ibiden, and Shinko Electric Industries are currently the three EMIB-T substrate suppliers, and all are targeting an initial yield of 50%.
- The customer is centrally allocating some of the key EMIB-T process equipment and adjusting installation schedules based on each supplier’s capacity buildout and progress in improving yields.
- In principle, the equipment is allocated equally among the three suppliers, with each receiving one-third. The total number of tools remains unchanged, but delivery timing is adjusted to improve production efficiency.
