AI demand is accelerating advanced packaging and high-speed optical interconnect development, pushing Taiwan display makers Innolux and AUO deeper into the semiconductor supply chain.
At SEMICON Taiwan 2026, Innolux showcased its RDL First and newly unveiled Chip Last platforms, while AUO highlighted Micro LED co-packaged optics (CPO) and glass core substrate (GCS) technologies for AI and high-performance computing (HPC).
Innolux
Innolux presented RDL First and Chip Last at the Southern Taiwan Science Park pavilion. Chip Last, shown publicly for the first time, combines multilayer redistribution layers (RDL) with an embedded core to support advanced packaging for AI and HPC.
Using display manufacturing processes, Innolux can reduce substrate thickness well below conventional organic substrates, which are typically 120–130 micrometers thick. Depending on layer count, its substrates could be one-half or even one-third as thick. Designs requiring five wiring layers could also potentially be reduced to three or four, lowering both thickness and wafer-fab costs.
Innolux's fan-out panel-level packaging (FOPLP) strategy also reuses existing display equipment and production lines. Equipment modifications developed with ITRI reduce the need for major new machinery and therefore depreciation pressure.
On its 3.5-generation line, Innolux uses a 620mm × 750mm format capable of producing 18 units per cycle, compared with 12 units using a 510mm × 515mm format.
Innolux's Chip First technology entered mass production in 2025 and shipments are rising. RDL First remains under development, while Chip Last is under joint development and validation with several customers, with mass production possible as early as 2027 depending on customer schedules.
The platforms target different applications. RDL First can serve power management ICs (PMICs), while Chip Last targets finer-line, fine-pitch products such as smartphones, smartwatches, and smart glasses.
Innolux can sell Chip Last RDL substrates independently or work with outsourced semiconductor assembly and test (OSAT) partners on back-end packaging. Samples have already been sent to ASE and SPIL for validation. If the platform reaches mass production, customers could buy either standalone substrates or fully packaged products.
AUO
AUO showcased advanced semiconductor packaging and optical communications at SEMICON Taiwan 2026, including glass-substrate technologies developed with Corning.
Its glass-substrate process combines large-format glass processing, precision metallization, and RDL, with development spanning through-glass via (TGV) drilling, via metallization, and reliability validation. Corning's semiconductor-grade glass and AUO's RDL capabilities target larger AI server chips and demand for high-density interconnects, high-speed transmission, and low-loss packaging.
AUO said glass substrates offer a low coefficient of thermal expansion and high dimensional stability, reducing thermal warpage in large packages while supporting finer wiring and denser interconnects. Target applications include AI, HPC, high-bandwidth memory (HBM), and CPO.
AUO is also integrating group and partner technologies into a system-level Micro LED CPO optical module. Microlenses placed between Micro LEDs and optical fibers focus the LEDs' wide-angle light into the fiber.
Ennostar, which already has LED manufacturing and Micro LED mass-production capabilities, has demonstrated an operational 10-meter fiber-optic transmission solution. The technology could support scale-in, scale-out, and rack-to-rack data center architectures.
The CPO module combines Ennostar's Micro LED transmitters, Tyntek's Micro PD receivers, glass interposers, TGV, and RDL. It also uses photosensitive dielectric materials from Daxin Materials, UV adhesive from BenQ Materials, and fiber solutions from Corning, forming a cross-company CPO materials and components ecosystem.
Ennostar said the LED side is largely ready, while overall system yield remains the next major hurdle, particularly mass-transfer yield for silicon-based photodiodes. Micro LED technology and related CPO equipment are largely in place, shifting the focus to customer validation platforms, actual application demand, and optical coupling, which remains an industry-wide bottleneck.
Fiber size and packing density are also critical. AUO displayed a Corning glass fiber bundle, while Ennostar said smaller-pitch fiber solutions could further raise optical interconnect density and support Micro LED CPO development.
